The IXTH 24P20 is a new P-channel enhancement mode power MOSFET. Features include a continuous drain current rating of 24A, VDS rating of 200V and RDS(on) equal to 0.15_. Other features include very low turn-on and turn-off times--36 ns and 68 ns, respectively--and a very low Qg(on) of 150 nC. This, together with a package inductance of less than 5 nH, makes the device suitable for use in very fast switching applications. The device can also be used alongside an equally rated N-channel MOSFET in the output power stages of class A, AB and D amplifiers, audio amplifiers, servo motor drives and switching power supplies. Packaged in a TO-247 housing, the device has a PD rating of 300W at Tc=25¡C. Pricing is $8.70 each/1,000. IXYS CORP., Santa Clara, CA. (408) 982-0700.
